Original language description
Specific features of rare-earth oxides (PrOx, TbOx, Tm2O3, Gd2O3, and Eu2O3) and Gd are employed to improve physical properties of InP LPE layers. The gettering effect of rare-earths (REs) was observed for all studied samples with variable purifying efficiency of individual REs species. The preferential donor gettering leads to conductivity conversion from n- to p-type for majority of the studied REs.

Czech description
Osobité vlastnosti oxidů prvků vzácných zemin (PrOx, TbOx, Tm2O3, Gd2O3 a Eu2O3) a Gd byly využity pro zlepšení fyzikálních vlastností InP vrstev připravených kapalnou epitaxí. Getrační efekt vzácných zemin (REs) byl pozorován na všech studovaných vzorcích s rozdílným čistícím efektem jednotlivých REs. Přednostní getrování donorů vede ke změně vodivosti z typu n na p typ pro většinu studovaných REs.
