    The electroluminescence of a type II broke-gap p-Ga0.84In0.16As0.22Sb0.78/p-InAs heterostructure with a high-mobility electron channel was studied in the temperature range 5-100 K. Electroluminescence spectra exhibited two pronounced emission bands (0.372 eV and 0.400 eV) at low temperature (5K)

    V rozmezí teplot 5-100 K jsme studovali elektroluminiscenci typu II broken gap p-Ga0.84In0.16As0.22Sb0.78/p-InAs heterostruktury s kanálem vysoce pohyblivých elektronů. Elektroluminiscenční spektrum vykazovalo dva předpověděné emisní pásy (0.372 eV a 0.400 eV) při nízké teplotě (5K).
