Original language description
We report on the investigation of the metallization of SI-GaAs based radiation detectors. Combinations of the metals with significantly different works function (Mg, Pt) were deposited as on top and bottom sides of the detector structures and I-V characteristics were measured. It is shown that the usage of Mg on at least one side causes the significant reduction of low-bias and/or saturated current. Origin of this effect is discussed, including a possible presence of the MgO layer at the metal-semiconductor interface.
