Investigation of cooper doped InP single crystals grown by the Czochralski technique

Result description

Copper doped InP crystals were further grown by Czochralski technique. The as-grown crystals were of n-type conductivity with the estimated concentration of copper smaller than 5x1015 cm-3. The samples were converted to p-type semi-insulating state afterannealing at 500o C and quenched to room temperature. The energy of cooper akceptor causing the semi-insulating state was determined by temperature dependent Hall measurements as 0.29 eV in agreement with the low temperature photoluminescence spectroscopy measurement.

    Czochralského metodou byly vypěstovány InP krystaly dopované mědí. Vypěstované krystaly měly vodivost typu n a odhadnutou koncentraci mědi menší než 5x1015 cm-3. Po žíhání při 500o C a rychlém zchlazení na pokojovou teplotu byly vzorky konvertovány do semiizolačního stavu typu p. Energie akceptoru mědi zodpovědného za semiizolační stav byla určena teplotně závislým Hallovým měřením jako 0,29 eV v souhlase s měřením nízkoteplotní fotoluminiscenční spektroskopií.
