Investigation of semi-insulating InP co-doped with Ti and various acceptors for use in X-ray detection
Result description
Wafers in semi-insulating InP were annealed for a long time at a high temperature and cooled slowly. The samples were characterized by temperature dependent resistivity and Hall coefficient measurements. The binding energies of Ti semi-insulating InP co-doped with Ti and Zn and co-doped with Ti and Mn were found to differ which shows that Ti may occupy different sites in InP. The value of resistivity of the annealed semi-insulating InP co-doped with Ti and Mn could be well useable in X-ray detection.

Czech description
Destičky semiizolačního InP byly dlouhodobě žíhány při vysoké teplotě a pomalu zchlazeny. Vzorky byly charakterizovány měřením teplotně závislé rezistivity a Hallova koeficientu. Bylo zjištěno, že vazební energie Ti v semiizolačních krystalech InP kodopovoných Ti a Zn se liší od energie Ti v semiizolačních InP kodopovaných Ti a Mn, což ukazuje, Ti může v InP zaujímat různé polohy. Hodnoty rezistivity žíhaného semiizolačního InP kodopovaného Ti a Mn mohou být dobře použitelné pro RTG detekci.
